The Schrödinger-Poisson Selfconsistency in Layered Quantum Semiconductor Structures

چکیده
We develop a selfconsistent solution of the Schrödinger and Poisson equations in semiconductor heterostructures with arbitrary doping profiles and layer geometries. An algorithm for this nonlinear problem is presented in a multiband k ·P framework for the electronic band structure using the finite element method. The discretized functional integrals associated with the Schrödinger and Poisson equations are used in a variational approach. The finite element formulation allows us to evaluate functional derivatives needed to linearize Poisson’s equation in a natural manner. Illustrative examples are presented using a number of heterostructures including single quantum wells, an asymmetric double quantum well, p-i-n-i superlattices and trilayer superlattices.

Long time behaviour to the Schrödinger–Poisson–X systems
This paper is intended to constitute a review of some mathematical theories incorporating quantum corrections to the Schrödinger-Poisson (SP) system. More precisely we shall focus our attention in the electrostatic Poisson potential with corrections of power type. The SP system is a simple model used for the study of quantum transport in semiconductor devices that can be written as a system of ...
متن کاملA numerical study of the Gaussian beam methods for one-dimensional Schrödinger-Poisson equations
As an important model in quantum semiconductor devices, the Schrödinger-Poisson equations have generated widespread interests in both analysis and numerical simulations in recent years. In this paper, we present Gaussian beam methods for the numerical simulation of the one-dimensional Schrodinger-Poisson equations. The Gaussian beam methods for high frequency waves outperform the geometrical op...
متن کاملGlobal Controllability of the 1d Schrödinger–poisson Equation
This paper is concerned with both the local and global internal controllability of the 1D Schrödinger–Poisson equation i ut(x, t) = −uxx + V (u)u, which arises in quantum semiconductor models. Here V (u) is a Hartree-type nonlinearity stemming from the coupling with the 1D Poisson equation, which includes the so-called doping profile or impurities. More precisely, it is shown that for both attr...
متن کاملA Novel Parallel Approach for Numerical Solution of the Schrödinger and Poisson Equations in Semiconductor Devices
A new parallel implementation of quantum confinement effects simulations for semiconductor devices is presented. In this simulation, a set of self-consistent Schrödinger and Poisson (SP) equations is solved with parallel divide and conquer and monotone iterative algorithms on a Linux-cluster with message-passing interface (MPI) library. To solve the Schrödinger equation, instead of the conventi...
متن کاملSemiconductor Simulations Using a Coupled Quantum Drift-diffusion Schrödinger-poisson Model
A coupled quantum drift-diffusion Schrödinger-Poisson model for stationary resonant tunneling simulations in one space dimension is proposed. In the ballistic quantum zone with the resonant quantum barriers, the Schrödinger equation is solved. Near the contacts, where collisional effects are assumed to be important, the quantum drift-diffusion model is employed. The quantum drift-diffusion mode...
